This paper describes a compact resistor-based sensor in 65nm CMOS intended for the thermal monitoring of microprocessors or DRAMs. It consists of an RC poly-phase filter (PPF), which is read out by a frequency-locked loop (FLL) based on a dual zero-crossing (ZC) detection scheme. The sensor is compact (5800μm2) and achieves moderate accuracy (±1.1°C) over a wide temperature range (-50 to 105°C) after a one-point trim. This is more than 2 better than previous compact resistor-based sensors, which, furthermore, require a two-point trim to achieve similar accuracy. It operates from 0.82 to 1.3V supplies, draws only 32.5μA, and achieves 2.82mK resolution in a 1ms conversion time, which corresponds to a resolution FOM of 0.26pJ·K2. |
