A 250 GHz CMOS transmitter front-end for B5G and 6G communications is presented. The proposed CMOS transmitter front-end is composed of a wide tuning range sub-THz VCO and high output power PAs with high efficiency. The proposed wide tuning range sub-THz VCO shows a 34.7 GHz (22%) tuning range and a 7.2 dBm output power while dissipating dc power 104 mW at 154 GHz. This work shows widest tuning range and highest output power among the sub-THz CMOS VCOs. Moreover, the proposed high output power PAs with high efficiency represents a 17 dB of the small signal gain, a 7.5 dBm of saturated output power, and a 9% of power-added efficiency (PAE) while consuming a 46mW of dc power with a 1.2V supply voltage. |
